Drahtbonden

Unter Drahtbonden versteht man die Herstellung einer stoffschlüssigen, elektrisch

leitenden Verbindung zwischen einem dünnen Draht (12,5 - 50 μm bei

Au- Dünndraht und 150 - 500 μm bei Al-Dickdraht) und einem geeignet beschichteten

Schaltungsträger mittels Reibschweißen. Grundsätzlich handelt es

sich bei diesem Fügevorgang um ein Pressschweißen mit Ultraschallunterstützung.

Die stoffschlüssige Verbindung wird weitgehend durch die Reibungswärme
